IGBT a 650 V field-stop trench-gate serie HB

Gli IGBT a 650 V field-stop trench-gate STMicroelectronics Serie HB sono stati sviluppati utilizzando un processo proprietario e ottimizzato di field-stop trench-gate. Questi dispositivi rappresentano un ottimo compromesso tra perdite di conduzione e commutazione per massimizzare l'efficienza di qualsiasi convertitore di frequenza. Grazie all'avanzata tecnologia Trench-Gate Field-Stop ad alta velocità, questi IGBT offrono una corrente collettore in stato spento senza strascico, tensione di saturazione (Vce(sat)) di soli 1,6 V (tipica), riducendo al minimo le perdite di energia durante l'accensione e quando acceso. Inoltre, un coefficiente della temperatura VCE (sat) leggermente positivo e molto ristretto permette di ottenere una distribuzione dei parametri in funzione parallela più sicura.
