Qorvo QPA1022D 8.5–11GHz 4W GaN Power Amplifier

Qorvo QPA1022D 4W GaN Power Amplifier is fabricated on Qorvo's production 0.15µm GaN on SiC process (QGaN15). The QPA1022D features >4W saturated output power and 24dB large-signal gain while achieving >40% power-added efficiency. Qorvo QPA1022D 4W GaN Power Amplifier has an 8.5GHz to 11GHz frequency range and is matched to 50Ω with integrated DC blocking capacitors at RF output and DC grounded input port.

The QPA1022D amplifier has a built-in power detector for system RF power checking. The amplifier is available in a compact dimension of 2.65mm x 1.25mm x 0.10mm and can support tight lattice spacing requirements for phased array radar applications.
